The industrial-grade STL300N4F8 and automotive-grade STL305N4F8AG transistors feature a drain current rating of over 300A and an ultra-low maximum RDS(on) of 1mΩ, delivering exceptional efficiency in high-power applications. With improved dynamic performance, a typical total gate charge (Qg) of 65nC, and low capacitance (Ciss, Crss), these MOSFETs minimize energy losses even at high switching frequencies. Additionally, their body diodes offer low forward voltage and fast reverse recovery characteristics, enhancing system efficiency and reliability.
This new series enables designers to leverage ST’s advanced STripFET F8 technology for power supplies, converters, and motor drives in devices such as cordless power tools and industrial equipment. These MOSFETs improve energy efficiency to extend battery life, reduce power dissipation, and support continuous high-power output with simplified thermal management, saving PCB space and reducing BOM costs. The automotive-grade devices are targeted for vehicle motor drives and DC/DC converters, including body electronics, chassis, and powertrain systems. Specific applications include window lifters, seat adjusters, sunroof actuators, fans, blowers, electric power steering, active suspension, and emission control systems.
STripFET F8 technology ensures high device robustness and an extended Safe Operating Area (SOA), allowing the MOSFETs to handle high-power conditions and withstand significant VDS reductions caused by heavy loads. Additionally, a maximum junction temperature of 175°C makes these devices suitable for extreme operating environments.
This technology also reduces die size, lowers RDS(on), and enhances cost efficiency while maintaining compact packaging. Both devices come in space-saving PowerFLAT 5x6 packages, with automotive-grade versions offering wettable flank packages to meet automotive industry standards.
